SBD has the advantages of high switching frequency and low forward voltage, but its reverse breakdown voltage is relatively low, most of which is not higher than 60V, and the highest is only about 100V, which limits its application range. For example, in SMPS and PFC circuits, the continuous current diode of power switch device, the high frequency rectifier diode of more than 100V for transformer secondary, the high speed diode of 600v-1.2kv for RCD buffer circuit and the 600V diode for PFC boost circuit, only the fast recovery epitaxial diode (Fred) and the ultra fast recovery diode (ufrd) are used. The reverse recovery time TRR of ufrd is also over 20ns, which can not meet the needs of SMPS of 1MHz ~ 3MHz in fields such as space station. Even for SMPS with 100kHz hard switch, due to the large conduction loss and switching loss of ufrd and high shell temperature, a large radiator is required, which increases the volume and weight of SMPS, which is not in line with the development trend of miniaturization and thinness. Therefore, the development of high voltage SBD above 100V has always been a research topic and a hot topic. In recent years, SBD has made a breakthrough progress. 150V and 200V high-pressure SBD have been put on the market, and more than 1kV SBD made of new materials has also been successfully developed, thus injecting new vitality and vitality into its application.

The biggest disadvantage of Schottky diode is its low reverse bias and large reverse leakage current. For example, the rated reverse bias voltage of Schottky diode made of silicon and metal is only 50V, while the value of reverse leakage current is a positive temperature characteristic, which is easy to increase rapidly with the increase of temperature. In practical design, we need to pay attention to the hidden worry of its thermal runaway. In order to avoid the above problems, the reverse bias of Schottky diode will be much smaller than its rated value in actual use. However, the technology of Schottky diodes has also been improved, and its reverse bias voltage rating can be up to 200V.
